Abstract
Microwave phase shift and attenuation of ridged hetero-structure GaAs/AlGaAs coplanar waveguide under optical diode laser illumination have been investigated. Large phase shift and change of attenuation has been observed with very low optical power. Their magnitudes are very sensitive to variations of doping in the GaAs.
